Epitaxial layers of SiC are required in all typical device structures for application in power electronics. The quality of these layers is routinely judged in the industry by using non-destructive measurement techniques, particularly combined photoluminescence/topographical defect inspection tools, independent of the technology implemented across various options available currently in the marketplace. However, the nomenclature and definition of the defects observed by these methods is ambiguous and not consistent. This complicates the comparison of results and the specification of defect limits.
