Micropipes are a unique defect in silicon carbide substrates, which are fatal to devices.
The research on micropipes of silicon carbide wafers has been very in-depth internationally.
But there is no SEMI standard to guide everyone on the test method of micropipes density.
Therefore, it is very urgent and necessary to standardize the research results in industrial production.

This standard specifies the nondestructive testing method for the micropipe density of 4H silicon carbide and 6H silicon carbide polished monocrystalline wafers.
This standard is applicable to the measurement of the micropipe density of 4H silicon carbide and 6H silicon carbide single-sided polishing or double-sided polishing, and the radial size of the micropipes in the range of one micron to several tens of microns. The normal direction of the sample surface is the <0001> direction, and its deviation angle should not be greater than ±8°.
